Conducting connections of ceramic with FR4 in 3D structure

This work deals with conductive connections ceramic substrate with FR4 into three – dimensional structure. High frequency amplifier was created on ceramic substrate as a concrete application, for check quality substrate on resulting behavior circuit. The supply voltage for this amplifier is provided by the DC voltage source developed for FR4. Further the thesis deals with quality verification of substances conductive connection and individual aspects, with affect resulting reliability of connection.
Wetting of lead-free solders on ceramic substrates

This master's thesis deals with issue of lead-free soldering in protective atmosphere with focus on wetting test. Theorethical part is focused on the types of lead-free solders, wettability tests performed on solder joints, different types of soldering or comparison of influence of the base material in regards to the wetting of the solder. The goal of practical part is testing and comparison of spreadability of selected lead-free solder on two conductive surfaces with different concentration of oxygen in protective nitrogen atmosphere. Testing has been performed on ceramic substrate which differs this method from others, performed on organic substrate. For an over-melted solder, the crystal-growth on surface in regards to protective atmosphere concentration is shown.
Analyze of Packaging Impact on Insulating properties

Modern analog systems processing signals with very small amplitude are prone to distortion, which is caused by leakage between signal traces. Causation of this is contamination of insulating gap, which insulates these traces. Goal of this thesis is to design and manufacturing of test structure, which allows classification of influence of contamination on substrate on leakage, and another goal is classification of technologiacal processes in light of contamination of substrate with electroactive inpurities. Based on results of this experiments are defined rules leading to optimizing of properties of manufactured structures. Attention is applied to ceramic substrates with conductive traces which are created with thick film technology.
